1. Please demonstrate the read operation of a 6-T CMOS memory cell in
Figure 1(a) and draw the waveforms on D_1, D_2, BL, BL according to the
wordline and percharge signals in Figure 1(b) during a read operation.

2. The NMOS transistor has an oxide thickness of 40nm, L = 1μm, W = 20μm,
μ_n = 500(cm^2)/V‧S and V_TN = 1v.
(a) What are C_GC, K_n and the saturation region current i_D for this
transistor if V_gs = 4V ?
(b) What are the new values of CGC, K_n, V_TN, V_gs and i_D if the
technology is scaled by a factor of 2 ?
3. The full-adder circuit adds three 1-bit binary numbers A, B, C_in and
outputs two 1-bit binary numbers, a sum S and a carry C_out:
(a) What is the logic function at the output S and C_out?
(b) Design a CMOS logic gate in transistor level that implements the above
logic function.
(c) Determine the W/L ratios of all the transistors so that the output will
be equivalent to (2/1).
4. Please indicate what does each voltage range represent for according to the
voltage transfer characteristic (VTC) for the inverters in Figure 2.

5. (a) Find the Q-point for the transistor in Figure 3 if R = 5OkΩ. Assume
that K' = 4OμA/(V^2) and V_TP = -0.75V, γ = 0 and W/L = 20/1.
(b) What is the permissible range of values for R if the transistor is to
remain in the saturation?
